Computational study of capillary tube failure used for laser jet soldering process
Abstract:
The new method of laser-based solder jetting technology, Solder Ball Bumper Jet (SB2-Jet) have been developed to fulfill all the needs of fluxless soldering process providing high throughput for most of requirements for todays packaging of optoelectronics. The geometry of capillary can affect the accuracy of the process and capillary must be changed once unacceptable surface defect or wear is observed. Capillary usually made of cemented carbide (WC-Co) due to high wear resistance and high mechanical properties at elevated temperature.
This study aims to study the failure of capillary in SB2-Jet based on computational technique. CFD was carried out to investigate the molten solder flow behavior including flow velocity and fluid pressure acting on the capillary surface. CFD results were employed in the FEM to simulate the loading conditions at the capillary inner surface due to such molten solder flow to investigate the stress distribution. Different failure types were investigated, i.e., fluid jet erosion, particle erosion and thermal fatigue, and the results showed that dominated case of failure was impingement of WC particle. The effect of particle impact parameters, i.e., impact angle and WC particle size, on failure of capillary tip was also studied. The impact angle of 10, 30, 60, 90 degrees and particle size of 0.5, 0.75, 1 micron were considered. The result showed that higher angle of impact and larger particle size led to higher wear volume. An attempt to improve material properties with cryogenic treatment has been recently observed. Hence, study on particle induced failure on treated WC-Co capillary was also studied. It was observed that improvement WC-Co with cryogenic treatment result in smaller wear volume expected compared to untreated WC-Co. The results of this study could be very useful as a guideline to improve capillary material and soldering process to increase service life or minimize the chance of unexpected short time failure.
